This dataset includes characterization and test result data generated from investigations into thermal-fluid field coupling modes, AlN heteroepitaxial growth kinetics, as well as the types, distribution and evolution of AlN interface defects. It also contains key indicators such as diameter, thickness and dislocation density measured during the fabrication of 4-inch AlN single-crystal template substrates. The name of each data folder corresponds to the characterization and test method associated with the data content stored within it.
